    Caractérisation et modélisation des structures métal/ matériaux GaAs nitrurés par les techniques capacités-tension C-V et de conductances-tension G-V en fonction de la fréquence

    الملخص (بالعربية) : يتعلق عمل هذه الأطروحة في البداية بالتوصيف الكهربائي للخصائص السعة -الجهد والموصلية- الجهد لأجهزة المعدن /شبه ناقل نتريدIII-V (نتريد غاليوم زرنيخ). كما سيتم إجراء قياسات السعة -الجهد والموصلية- الجهد للترددات وكذلك الخصائص الفيزيائية على هذه الأجهزة. ثم يستمر العمل مع نمذجة خصائص السعة -الجهد والموصلية- الجهد لأجهزة المعدن / أشباه الموصلات على أساس المواد (نتريد غاليوم زرنيخ) وتطوير برامج المحاكاة مما يجعل من الممكن دراسة آثار المعلمات الكهربائية على هذه الاجهزة . سيتم مقارنة النتائج التي تم الحصول عليها عن طريق النمذجة مع النتائج التجريبية. سوف يتنبأ التحليل بتحسينات فيزيائية وتكنولوجية ستؤدي إلى تحسن في أداء الأجهزة القائمة على هذه المواد Résumé (Français et/ou Anglais) : Résumé Le travail de cette thèse se rapporte dans un premier temps sur la caractérisation électrique des caractéristiques capacité-tension et conductance-tension structures métal/ matériaux III-V nitruré (GaAS nitruré). Des mesures de capacités-tension et de conductances-tension en fonction de la fréquence et des caractérisations physiques seront aussi effectuées sur ces structures. Ensuite le travail se poursuit par la modélisation des caractéristiques C-V et G-V des structures métal/semi conducteur à base de matériaux III-V nitruré (GaAS nitruré) et le développement des programmes de simulation permettant ainsi d’étudier les effets des paramètres électriques des structures. Les résultats obtenus par modélisation seront comparés aux résultats expérimentaux. L’analyse permettra de prévoir des optimisations physiques et technologiques qui mèneront à une amélioration des performances des dispositifs à base de ces matériaux. Abstract The work of this thesis relates initially to the electrical characterization of the characteristics capacitance-voltage and conductance-voltage structures metal /materials III-V nitrided (GaAs nitrided). Capacitance-voltage and frequency conductance-voltage measurements as well as physical characterizations will also be performed on these structures. Then the work continues with the modeling of the C-V and G-V characteristics of the metal / semiconductor structures based on nitrided IIIV materials (nitrided GaAs) and the development of the simulation programs thus making it possible to study the effects of electrical parameters of structures. The results obtained by modeling will be compared with the experimental results. The analysis will predict physical and technological optimizations that will lead to an improvement in the performance of devices based on these materials
